The resultant mixture was stirred for 1 hour, and then the reaction mixture was poured into 300 mL of aqueous solution of ammonium chloride subjected to ice-cooling, and then liquids were separated. An aqueous layer was extracted with 100 mL of hexane twice, organic layers were combined, washed with water and saturated brine, dried over anhydrous sodium sulfate, and then a solvent was evaporated under reduced pressure. A residue was treated on silica gel column chromatography (silica gel:400 g, eluate:heptane), and then subjected to vacuum distillation (136 C., 50 mmHg), and thus 14.1 g (66.2 mmol, yield 64 mol %) of 1-ethoxy-3-fluoro-trimethylsilylbenzene (No. 2) was obtained.
